Single-junction GaAs photovoltaic cell and semiconductor laser working at 808nm are chosen to study laser wireless power transmission. In order to investigate output characteristics of single-junction GaAs photovoltaic cell irradiated by laser,photovoltaic cell parameters are measured at different laser powers and temperatures. Experimental results indicate that the efficiency of GaAs photovoltaic cell firstly increases and then decreases with the increase of laser power. GaAs photovoltaic cell has a maximum efficiency of 49.7% at laser power of 67.5 mW/cm2. Open-circuit voltage decreases linearly with the increase of cell temperature,which leads to linear decrease of the efficiency. Temperature coefficient of open-circuit voltage and efficiency decreases with the increase of laser power.
